Nitride-based semipolar (20-2-1)light-emitting diodes and laser diodes.
摘要:
Recently, nitride-based nonpolar and semipolar devices have attracted much attention due to its potential for higher performance than conventional c-plane devices. With eliminated or reduced Quantum Confinement Stark Effect (QCSE),
nonpolar and semipolar light-emitting diodes(LED) and laser diodes(LD) possess a smaller wavelength shift during current injection. LED with a small droop and LD with minimal wavelength shift have been demonstrated on semipolar (20-2-1) plane.
